Colorless liquid, no obvious odor, stable nature. Melting point: . -29 C,boiling point: 67 ~ 68 °C, relative density: 0.91 5g / ml. Flammable, reacts strongly with oxidants. Hydrolysis to produce methanol and boric acid.Immiscible with organic solvents.
Applications:
Mainly used for the deposition process in the production of wafer fab-rication process to produce borophosphosilicate glass (BPSG).Important electronic chemicals for the manufacture of semiconductor,discrete devices, micro-electromechanical systems (MEMS).
